Overview
Epoxy Technology, Inc. was founded in 1966 as the world's first supplier of electrically conductive epoxies for use as die-attach adhesives in hybrid microelectronics, semiconductor packaging and assembly. Chemical engineer Frank W. Kulesza, our President, first formulated these precious-metal-filled materials as a consultant for IBM.
Since then the growth of Epoxy Technology, Inc. has been fueled by the rising use of die-attach epoxies. But our expertise in manipulating epoxy compounds has also resulted in a continual broadening of our product line over the years.
In addition to our comprehensive family of materials for the semiconductor and hybrid fields, we now offer products suited for a wide array of applications in fiber optics, optoelectronics, medical devices, and solder replacement.
During recent years, our continuing commitment to develop innovative adhesive and coating technology for high-tech manufacturers has resulted in the patented polymer flip chip (PFC®) technology, as well as numerous new materials optimized for uses in the industries we serve.

Electrically Conductive Epoxies

Epoxy Technology offers a full range of electrically and thermally conductive epoxy adhesives for the semiconductor, optoelectronic, automotive, aerospace and electronic assembly industries. Our extensive product line allows engineers to select material with the best combination of physical, electrical and thermal characteristics.
Epoxy Technology's EPO-TEK H20E has been used successfully for over 35 years in a wide variety of applications including LED, solar, high power management and HDD applications.
EPO-TEK H20E is a premier epoxy product for high reliability applications with the following characteristics:
  • Volume resistivity less than 0.0005 ohm-cm
  • Electrical stability at frequencies up to 100 GHz
  • Low outgasing
  • Long pot life and fast curing
  • Suitable for automatic dispensing
  • Long-term reliability (85°C/85% RH for 1000 hours)

Thermally Conductive Epoxies

Thermal Interface Materials (TIM) provide a thermally conductive, void-free bond for attaching heat sinks. These materials eliminate air gaps in heat sink attach which leads to improved thermal management properties. EPO-TEK® thermal interface materials are ideal for use in today’s high heat/high power applications including: photovoltaics, lasers and laser diodes, LED and high power RF amplifiers. These materials can also be used for heater attach applications in LCD and avionics.

Because interfaces and other geometry factors play such a large role in determining the actual thermal resistance of an adhesive in a device, a high bulk thermal conductivity value for an adhesive is important, but may not always be a sufficient predictor of low resistance. To achieve the most efficient thermal transfer in an actual device, low thermal resistance is required.
New Electrically Conductive Adhesive EPO-TEK EK1000
Epoxy Technology has developed a new highly Conductive silver-filled adhesive for high power applications. EPO-TEK EK1000 was designed to provide superior thermal performance for high reliability applications such Solar Concentrator IC's and Power Semiconductors.
EK1000 has a Thermal conductivity value ranging from 12.6 to 22.0 W/m°K depending on the cure schedule.

New Electrically Conductive Adhesive EPO-TEK ED1003
Another new highly conductive silver-filled adhesive designed for Thermal Management applications: EPO-TEK ED1003 provides superior thermal performance in applications such HB LED's and Power Semiconductors.
ED1003 has a Thermal conductivity value of 8.46 W/m°K along with high Tg of 160°C and long pot life (28 days).

Epoxies for Optical Applications

Our optical line of adhesives is used for bonding and protective coatings in various fber optic applications. These epoxy adhesives are used frequently to bundle optical fbers and bond components in optoelectronic devices for telecommunication networks, aircraft, satellites, medical and scientifc instruments, including scopes. Some typical uses of Epoxy Technology's optical epoxy products include:
  • EPO-TEK 301-2 and EPO-TEK 353ND, epoxy adhesives are commonly used in fber connections
  • can be either applied as a coating over stripped fber, or
  • injected into the connector with asyringe
  • In sensor applications, commonly EPO-TEK 302 is used for IR detectors and EPO-TEK 301 for medical CT detectors

These epoxies meet UPS Class VI criteria when they are fully cured. Note: Even room temperature cured epoxies may require a heat step in order to acheive a 100% complete cure. Please see the Data Sheets and EpoTek Medical Brochure for more complete information.

UV Cured Epoxies

UV cured epoxies may cure more slowly than acrylate based resins. Once the epoxy has been exposed to sufficient UV light, it will eventually cure at room temperature or very quickly with the addition of heat as a second step.
Epo-Tek offers UV curing epoxies. Several optical grade formulations of varying viscosities and low shrinkage were developed primarily for fibre optic and opto-electronics applications.
